Abstract
The characteristic absence of relaxation oscillations in quantum cascade lasers (QCL) was investigated by high-frequency modulation. Frequency modulation measurements were performed on QCL with emission wavelengths around 8 μm. The parasitic effects were reduced using high-speed packaging and processing. The modulation response was measured and corrected for frequency response. The digital modulation properties of these devices was also tested in a standard bit error rate measurement. No sign of relaxation oscillations were observed over a wide range of direct current bias including values approaching the continuous wave threshold. The results indicated high applicability of these devices for high speed data sources.
