High-speed digital data transmission using mid-infrared quantum cascade lasers

Abstract

High-speed mid-infrared quantum cascade lasers with direct modulation bandwidth of 7 GHz was analyzed. Lasers were grown by molecular beam epitaxy in GaInAs/AlInAs material system. A clear opening in the transmitter eye diagram was observed for heatsink temperatures of 85 K and error free operation was correspondingly verified. Bit error rate values below 10-9 were obtained for received modulation power above 0.5 mW.
